In this study, RF thermal plasma (PL-35 Induction Plasma, Tekna CO., Canada) was utilized for the synthesis of high-purity SiC powder from an organic precursor (hexamethyldisilazane, vinyltrimethoxysilane). It was found that the SiC powders obtained by the RF thermal plasma treatment included free carbon and amorphous silica (SiO 2 ). The SiC powders were further purified by a thermal treatment and a HF treatment, resulting in high-purity SiC nano-powder. The particle diameter of the synthesized SiC powder was less than 30 nm. Detailed properties of the microstructure, phase composition, and free carbon content were characterized by X-ray diffraction (XRD), field emission scanning electron microscopy (FE-SEM), a thermogravimetric (TG) analysis, according to the and Brunauer-Emmett-Teller (BET) specific surface area from N2 isotherms at 77 K. Key words : RF thermal plasma, SiC, Nano powder synthesis, Organic precursor 1. 서 론 실리콘 카바이드 (Silicon carbide, SiC) 는 고온 강도, 경도, 높은 열전도도, 우수한 산화저항과 내마모성 등의 기계적, 화학적 특성이 뛰어난 물질로 알려져 있으며, 고 온 구조 재료 및 연마재 등으로 널리 이용되고 있다. 나 노 SiC 분말은 금속이나 세라믹에 첨가 되어 고온 안정 성과 기계적 특성이 우수한 SiC 복합재료로 많은 연구가 진행되고 있으며, 군수품 및 초고온반도체의 원료물질로 사용되고 있다. 1-3) SiC 분말은 일반적으로 Acheson process 방법으로 합성 되고 있다 Acheson process 는 실리카 (SiO 2 ) 분말과 탄소 원을 혼합하여 탄소열환원 (Carbothermal reduction) 을 통 해 SiC 를 합성 하는 방법이다. Acheson process 의 반응은 다음과 같이 발생한다. SiO 2 (s) + 3C(s) = SiC(s) + 2CO(g) (1) 탄소원환원법을 이용한 Acheson process 는 원료물질의 가격이 저렴하며, 대량생산에 유리한 장점이 있다. 그러 나 다른 합성법들에 비하여 여러 단계의 합성 과정이 필 요하다. 그리고 입자 크기와 순도 제어가 어렵고, 나노 분 말을 합성하기 어려운 단점을 가지고 있다. 나노 SiC 분 말을 제조하는 방법으로는 sol-gel 법, 자전고온합성법 등 의 다양한 합성법들이 보고되고 있다. 그러나 이러한 합 성법들 또한 여러 단계의 합성 과정이 필요하며, 많은 합 성 비용 등의 단점을 있어 상용화가 이루어지고 있지 않 고 있다. 4-6) 반면에 열플라즈마를 이용한 합성법은 초고온 ( 약 10 4 K), 고활성 및 초급냉(>10 6 K/s) 의 특성을 이용한 합성법으로 산화물, 질화물, 탄화물 등의 다양한 형태의 나노분말을 제조하는 연구가 활발하게 보고되고 있다. 또한 열플라즈 마 합성법은 출발원료가 초고온에서 분해되기 때문에 고 † Corresponding author : Kwang-Taek Hwang E-mail : [email protected]Tel : +82-31-645-1431 Fax : +82-31-645-1488
