Currently, Bi2Te3-based thermoelectric materials are mainly fabricated by unidirectional solidification and powder metallurgy (typically, hot pressing) techniques. Although the thermoelectric performance of unidirectionally solidified materials is excellent, their mechanical strength is not sufficient. By contrast, the hot-pressed materials have high mechanical strength, unfortunately, their thermoelectric properties are lower than those of the unidirectionally solidified materials. Moreover, both preparation techniques result in high fabrication costs because of low product yield during the cutting process for forming net-shaped thermoelectric modules.

Two-dimensional layered semiconducting chalcogenides (such as MoS2) have attracted attention due to their having an intrinsically high carrier mobility, mechanical flexibility, and a finite bandgap. However, improvements for MoS2 transistors have been hampered by the presence of a Schottky barrier…

…we found the μm to be limited by thermionic emission at high operation temperature due to the high Schottky barrier at the MoS2-Ti/Au metal junction. In this regard, a high-performance 2D multilayer MoS2 transistor having a zero or slightly negative Schottky barrier can be realized. Furthermore, observing the high temperature electrical behavior is a good method for determining whether a device is an ohmically-contacted or a large-Schottky-barrier device.
