Ni(dmamb)2 선구 물질은 Ni(dmamp)2 선구 물질과 다른 점이 상온에서 액체로 존
재한다는 것이므로 박막재료연구실에서 수행한 Ni(dmamp)2-H2 의 공정으로O ALD
박막을 제조하는 방법을 주 메카로닉스에 제공하였다NiO ( ) .
그 까닭은 Ni(dmamb)2를 쓰는 금속 의 공정을 수행할 때에Ni ALD Ni(dmamp)2-H
2 의 공정 조건을 참고하여 시행착오를 줄이고자 하였기 때문이다O ALD .
Ni(dmamp)2-H2 공정에서는 방법으로 박막을 제조할 때에O ALD ALD NiO
Ni(dmamp)2 선구 물질이 창 을 보이는지 또 박막 물질이 켜켜이 쌓ALD (window)
이는 특성이 있는지 살펴보았고 제조한 박막이 과연 화학량론적인 박막인지, NiO ,
그 표면 거칠기는 어떠한지를 선 광전자 분광법과 원자힘 현미경법X (atomic force
으로 측정하였다 선구 물질의 온도는 로 기질의 온도는microscopy, AFM) . 100 ,℃
로 고정하는 것이 적절한 실험 조건이었다 이 연구에서120 . Ni(dmamp)℃ 2-H2O
공정은 특성이 잘 나타나는 훌륭한 공정임을 확인하였고 사중극자ALD ALD ALD
질량 분석기를 이용하여 반응 메커니즘이 다음과 같음을 구명하였다ALD .

A novel precursor originalIy synthesized for the chemical vapor deposition of
metallic nickel, Ni(dmamp)2 (dmamp =
1-dimethylamino-2-methyl-2-propanolate,-OCMe2CH2NMe2), has been
adopted as a nickel source for the atomic layer deposition of nickel oxide
(NiO) using water (H2O) as the oxygen source. The precursor is a solid at
room temperature, but readily sublimes at 90 . The self-limiting ALD℃
process by alternate surface reactions of Ni(dmamp)2 and H2O was confirmed
from thickness measurements of the NiO films grown with varying Ni(dmamp)2
supply times and numbers of the Ni(dmamp)2-H2O ALD cycles. The ALD
temperature window for this precursor was found to be between 90 and℃
150 . Under optimal reaction conditions, the growth rate of the NiO films℃
was ~O.8 Å/cycle. The NiO films deposited on Si(001) at 120 were℃
characterized by x-ray diffraction, x-ray photoelectron spectroscopy, scanning
electron microscopy, and atomic force microscopy. The XRD patterns showed
no distinct peaks for NiO, indicating that the films deposited at this
temperature were amorphous. XPS analysis showed the films to be
stoichiometric with no detectable amount of carbon impurities. For a film with
the thickness of 810 Å (with 1000 ALD cycles) the root-mean-square surface
roughness was only ~4 Å as measured by AFM.

To elucidate the ALD mechanism of the Ni precursor with water, a quadrupole
mass analyzer was employed with D2O as the oxygen source in lieu of H2O.
Interestingly, unlike the usual ALD fashion, the Ni(dmamp)2 precursor does not
seem to decompose but only coordinativeIy bond to the OH-terminated
surface when it was introduced.
Next, the Ni(dmamp)2-surface species decompose to produce a hydroxylated
nickel oxide surface and the alcohol dmampH when water was supplied.

박막재료연구실에서 수행한 박막의 공정 및 분석 자료를Ni MOCVD "MOCVD of

박막의 표면이 사진으로 볼 때 아주 거칠었다 공정 조건을 달리 하여Ni SEM .
Ni(dmamb)2 선구 물질을 에70 , SiO℃ 2 기질을 에 맞추고 운반 기체/Si(001) 280℃
를 쓰지 않으니 표면이 고른 박막이 생겼다 따라서Ni . Ni(dmamb)2 선구 물질의
온도를 에 맞추고 운반 기체를 쓰지 않는 조건에서70 SiO℃ 2 기질의 온도/Si(001)
를 에서 로 올리면서 증착 실험을 수행270 290 , 300 , 310 , 330 , 350℃ ℃ ℃ ℃ ℃ ℃
하여 기질의 온도에 따라 생기는 박막의 두께가 증가함을 사진으로 관찰하Ni SEM
였다 그리고 Ni(dmamb)2 70 , SiO℃ 2 에서 증착한 박막의 선 광/Si(001) 280 Ni X℃
전자 분광 스펙트럼을 얻고 분석하여 박막이 주로 금속 로 이루어졌음을 확인Ni Ni
하였으나 탄소 혼입이 왜 일어났음을 알았다 여러 박막의 선 회절 무늬로부터. Ni X
낮은 증착 온도에서는 입방형 니켈이 높은 증착 온도에서는 육방형 니켈이 생김도,
확인하였다.
위와 같은 공정 자료를 주 메카로닉스에 제공하여 공정을 수Ni MOCVD ( ) MOCVB
행하는 데 도움이 되게 하였다.

주 메카로닉스에서는 박막재료연구실에서 제공 받은( ) Ni(dmamb)2를 사용하여 수소
와 함께 공정을 수행하였으나 형성되는 박막에 탄소의 혼입이 너무 심하고ALD Ni
도 확실하게 나타나지 않았다ALD window .
따라서 공정으로 박막을 만들기보다는 공정으로 박막을 제조하ALD Ni MOCVD Ni
기로 결정하였다.

주 메카로닉스에서는 박막재료연구실에서 제공 받은( ) Ni(dmamb)2를 아래와 같은
공정 조건에서 사용하여 박막을 제조하였다MOCVD Ni .
o Precursor temperature: 80℃
o Line temperature: 80℃
o Substrate: HF-treated Si(100)
o Carrier gas: Ar (50 sccm)
o Reactant gas: H2 (1,000 sccm)
박막이 형성된 뒤에는 과정을 거쳐Ni rapid thermal annealing (RTA) (30 s) NiSi
의 형성과 탄소 및 산소의 혼입을 방법으로 확인하고 분석Auger depth Profiling
하였다 그리고 와 분석도 병행하였다. XRD SEM .
분석 결과 의 형성을 어느 정도 확인할 수 있었으나 탄소의 혼입이 뜻밖에도NiSi
심각하게 나타나 과정에서 탄소를 없애는 방법이 마련되어야 할 것으로 보인RTA
다 박막재료연구실에서 수행한 공정에서는 운반 기체인 아르곤과 반응 기. MOCVD
체인 수소의 양과 비를 잘 조절하면 때에 따라서는 탄소의 혼입을 많이 줄일 수 있
었다 따라서 과정의 조건을 최적화하는 문제가 아직 남아 있다. RTA .

주 메카로닉스에서 방법으로 제조한 박막의 단면을 한국화학연구원에( ) MOCVD Ni
보유한 주사 전자 현미경 장치를 이용하여(scanning electron microscope, SEM)
관찰하고 박막의 결정성에 관한 문제점을 논의하였다.
영상에 나타나듯이 박막과 에서 열처리한 박막은 균일한SEM as-deposited 600℃
계면 을 보지만 및 에서 열처리한 박막에서는 계면이 불균일(interface) 700 800℃ ℃
해지므로 앞으로 양산 공정을 실시하게 되면 열처리 온도 결정이 매우 중요할 것으
로 보여 이 결과를 참고해야 함을 알 수 있다.
한편 주 메카로닉스에서 제조한 박막의 증착 은도와 결정성의 상관관계를 조사, ( ) Ni
하기 위해 한국화학연구원에 보유한 선 회절기 로 박막의X (X-ray diffractometer) X
선 회절 무늬를 측정하고 그 결과를 해석하였다.

아래 선 회절 무늬에 나타나듯이 증착 온도가 낮을 때는 박막이 비X (270-290 )℃
결정성이며 중간 온도 영역에서는 육방정 이 고온 이상 영(300-330 ) Ni , (350 )℃ ℃
역에서는 입방정 이 얻어지는 현상을 확인하였다 박막이 결정화하면 형태Ni .
가 거칠어져 균일한 박막을 얻을 수 없을 것이기 때문에 실제 공(morphology) NiSi
정에서는 아래의 저온 공정이 유리할 것으로 판단된다290 .℃
